Formation of defects at high temperature plastic deformation of gallium arsenide
Dissertation (2006),

Das Hauptaugenmerk dieser Arbeit war auf die plastische Deformation von einkristallinem, [110]-orientiertem GaAs (n-Typ, tellurdotiert, Konzentration freier Ladungsträger 5,0·1017 cm-3, Ausgangsversetzungsdichte Nd = 104 cm-2) im Temperaturbereich von 800 bis 1000 °C bei verschiedenen Verformungsraten gerichtet. Die Deformation der Proben geschah im dynamischen Regime, d. h. bei konstanter Verformungsrate während des gesamten Prozesses. Die Experimente mussten unter Probeneinkapselung mit B2O3 erfolgen, um das Abdampfen von Arsen zu verhindern. Um die Konzentration von Defekten zu bestimmen, die in den Proben während des Deformationsprozesses erzeugt wurden, kam die Positronenannihilationsspektroskopie (PAS) zu Einsatz. Die Defekttypen wurden durch die Analyse des Positronenlebensdauerspektrums bestimmt. In allen deformierten Proben wurden entweder Leerstellenagglomerate oder Punktdefekte (Mono- und Divakanzen) gefunden. Bei Änderung von Deformationstemperatur und Verformungsrate änderte sich der Typ der Positronenfallen. Bei hoher Deformationstemperatur von GaAs ist die Bildungskinetik von Leerstellen sowohl von Primärprozessen (Bildung von Leerstellen während der Bewegung von Versetzungen mit Sprüngen) als auch von Sekundärprozessen (Dissoziation von Leerstellenagglomeraten) beeinflusst.
In this thesis the main attention has been paid for the plastic deformation of GaAs single crystal n - type, tellurium - doped with free electron concentration of 5,0·1017 cm-3 and initial dislocation density Nd = 104 cm-2 over the range of temperature from 800°C to 1000°C in [110] direction at different strain rates. Samples deformation was implemented in dynamic regime, i.e. at a constant strain rate during the whole process. The actual experiments had to be performed by encapsulating the specimens with liquid B2O3 to suppress the evaporation of arsenic. To determine the concentration of defects introduced in samples during the deformation process the positron annihilation spectroscopy (PAS) method was used. Types of defects were determined through analysis of positron lifetime spectrum. In all deformed samples either accumulations of vacancies or point defects (monovacancies and divacancies) have been found. When changing the deformation temperature and the strain rate, the type of positron traps changes. At high - temperature deformation of GaAs, the kinetics of the formation of accumulations of vacancies is influenced both by primary processes (generation of vacancies during movement of dislocations with jogs), and secondary ones (dissociation of accumulations of vacancies).
